Theoretical study of the recombination of Frenkel pairs in irradiated silicon carbide
The recombination of Frenkel pairs resulting from low energy recoils in 3C-SiC has been investigated using first principles and Nudged Elastic Band calculations. Several recombination mechanisms have been obtained, involving direct interstitial migration, atoms exchange, or concerted displacements, with activation energies ranging from 0.65 eV to 1.84 eV. These results are in agreement with exp...
متن کاملVacancies, interstitials, and close Frenkel pairs on the zinc sublattice of ZnSe.
Zinc vacancies (VZn), zinc interstitials ~Zn i), and ;25 distinct VZn–Zn i Frenkel pairs of different lattice separations are observed in ZnSe by the optical detection of magnetic resonance in photoluminescence after 2.5 MeV electron irradiation in situ at 4.2 K. The stability, photoluminescence energy, anisotropy of production vs beam direction, plus exchange and dipole-dipole interactions in ...
متن کاملStability and dynamics of Frenkel pairs in si.
Extensive experiments and calculation have shown that interstitials in p-Si diffuse athermally, leading to the conclusion that vacancy-interstitial pairs, or Frenkel pairs (FPs), either rapidly recombine or dissociate, even at cryogenic temperatures. More recent experiments, however, suggest that FPs persist to 150 K. Here we report first-principles calculations of FP properties and resolve the...
متن کاملInfrared Properties of Close Pairs of Galaxies
We discuss spectroscopy and infrared photometry for a complete sample of ∼800 galaxies in close pairs objectively selected from the CfA2 redshift survey. We use 2MASS to compare near infrared color-color diagrams for our sample with
